ROHM’s 4th-Gen 650V IGBTs Target EV Auxiliary Systems
ROHM Semiconductor introduced fourth-generation 650V insulated-gate bipolar transistors (IGBTs) in late August 2026. These devices focus on automotive electric compressors and high-voltage (HV) heaters. They also serve inverters in industrial equipment.
The new IGBTs deliver class-leading low conduction loss at VCE(sat) = 1.55V. They maintain high short-circuit tolerance despite lower loss. The parts comply with the AEC-Q101 automotive reliability standard.
Technical Advancements in Device Structure
ROHM redesigned the device structure to achieve these gains. Engineers revised the process and edge termination layout. This approach boosts current density while cutting conduction and switching losses.
The devices ensure a 7µs short-circuit withstand time at Tj = 25°C. This performance addresses the classic trade-off between loss reduction and robustness. Higher efficiency and improved reliability result from these changes.
Product Lineup and Packaging Options
The initial portfolio spans multiple package types and configurations. Twelve products come in the TO-247N package. These belong to the RGAxxTS65HR and RGAxxTS65EHR series.
Ten bare wafer products form the SG83xxWN series. ROHM also develops twelve more devices in TO-247-4L packaging. These carry the RGAxxTR65HR and RGAxxTR65EHR designations.
